So I have a campaign where my ROI overall is ~-50%, but one model is consistently giving 200-300% ROI..
Can't make the whole campaign profitable, so I wonder if it's possible to scale anything with just 1 model?
If that is worth it, how do I do it? (I don't know much sources that allow specific model to be targeted)
So you have found a winning combination. Congrats! How you scale it depends on several factors.
MOST importantly: find out WHY that specific model works. If you truly figure out why it works you'll have a great framework for improvement. Maybe you'll even be able to turn those -50% ROI on other models into positives.

If you can filter out that specific model in your tracking tool, why not redirect traffic that is not that model to other landing pages / offers?
there are soooo many traffic sources out there!! usually they wont just work if you just select one model, more work is needed to understand how they work, but once u do, its easy to scale. for a start u might want to just work with 3-5 big traffic sources
Find that phone model and render it using a user agent. Maybe your landing page renders a certain way on that particular phone. It could be as simple as your call to action is only visible above the fold on that model of phone and thats why its converting so well.
Like others said above, its important to figure out why that phone model is working. It's unlikely that its a unicorn phone model that just converts like wild fire (although its unlikely its not impossible).
what about carriers? I have found carriers have huge influx in performance. Some carriers have economy plans vs other carriers who are more premium services. This can really affect your performance. Carriers with larger data plans may perform better for large app downloads, economy priced carriers may have users more responsive to free giveaways, etc, etc.
One last thing i would do is check consumer reviews for that phone. Maybe its a super shit phone and thats why all the users are desperately filling out your sweepstakes for an iPhone lol (just an example, no clue what vertical your running)
